Corrupt File after Upgrad

Im upgrading from 6.0...followed instructions. Now during setup I get this:

calendar/setup/licenseSystem.php is corrupt.

Please advise what to do now. I have tried to upload the file again...I decompressed the files again. I'm at a loss.
